Now that Safari 14 is out I uninstalled Safari Preview but I cannot trash an empty folder called "com.apple.SafariTechnologyPreview 15-13-20-133.SafariTechnologyPreview" because the item is in use. Any idea how to get rid of it ?

Try booting to Safe Mode and delete them from there. If that doesn't work, open Activity Monitor and kill the Safari Technology Preview process, and then try deleting the folders.
 
I had to disable SIP to delete that folder on my system. I tried everything, reboots, safe mode, single-user mode, even recovery mode and I was never able to delete it until I disabled SIP.
